We focus on innovative highly efficient thermionic cooling nano-devices. It is motivated by the urgent technological need to control joule heating in nanoelectronics in a context of energy shortage. We first study both theoretically and experimentally a double-barrier asymmetric hetero-structure and demonstrate that such device can efficiently acts on both electronic and phononic bath’s refrigeration. A remarkable electron refrigeration of 50 K, thanks to an evaporative cooling effect, is analyzed. We then introduce an original refrigeration device with a tilted potential barrier, and discuss the improvement of performances. Our results show that the present semiconductor heterostructure can lead to thermionic devices of crucial technological interest, providing a higher efficiency and a larger cooling power.
