[8p-Z15-5] Visualization of inhomogeneous structures of thin film interfaces buried under the surafce : Multi-dimensional and multi-scale quantum beam analysis

Functions of multilayered thin films are quite often dependent on the layered structures and interfaces. Therefore, a lot of work have been done to develop promising analytical tools. Probing buried structures, which are not exposed to the surface, is highly important. With the aids of latest progresses of quantum beam, mainly synchrotron radiation and X-ray free-elecrron lasers, resaerch on buried structures in thin films have been done by spectroscopy, as well as diffraction and scattering. In the future, to get more understanding on the function, scientists will persure 2D/3D imaging and some time-resolved analysis in a variety of time scale.
