[13a-B508-3] Injection locking of the resonant-tunneling-diode terahertz oscillator

Resonant-tunneling-diode oscillator is a promising candidate for compact and low-priced THz wave emitter. A problem of the RTD oscillator is its large linewidth, which is typically 10 MHz for a 300 GHz oscillator. As a solution, we are conducting study on the injection locking of the RTD oscillator. In this talk, we report on the precise measurement of the frequency range where injection locking is possible. We also report on the comparison of the experimental result with an electric-circuit model calculation.
