[13p-A202-9] Improvement of Radiative Efficiency in GaAs Solar Cell with Multi Quantum Well

There is a relationship between radiative efficiency and open circuit voltage in solar cells. Based on the relationship, radiative efficiency of multi quantum well (MQW) is higher than bulk crystal and it means that the open circuit voltage of MQW solar cell would be higher than bulk solar cell for its bandgap. Several bandgap MQW solar cells and a n-i-p bulk solar cell were fabricated, then electro luminescence measurement and I-V measurement were conducted. As a result, the open circuit voltage of 1.38 eV MQW solar cell was higher than the open circuit voltage of the n-i-p bulk solar cell. In this presentation, how the improvement of radiative efficiency contributes open circuit voltage will be discussed.
