[10p-N103-1] Crystal growth of quantum cascade laser with high Al composition InAlAs barrier and high In composition InGaAs well

量子カスケードレーザ（QCL）の活性層は、InGaAs井戸層とInAlAs障壁層を交互に積層した多数の量子井戸構造で構成されている。MBE法を用いて、InAlAsとInGaAsにAlAsやInAsを挿入して平均的に組成を変化させる層構造を取り入れてQCLを作製した。結晶特性と発光特性を評価したので報告する。
