[10p-N103-4] Evaluation and analysis of operating characteristics for mid-infrared surface-emitting quantum cascade laser

We fabricated sufface-emitting quantum cascade lasers with cylindrical PCs, and evaluated the oscillation characteristics. we will report the analysis results.A single peak was observed in the spectrum of the surface-emitting QCL driven by a pulse current at 77 K. The far-field image is torus-shaped, and a very narrow radiation angle of 1.5 ° or less. In addition, we report the evaluation and analysis results of oscillation characteristics such as absorption loss that affects oscillation characteristics.
