The open circuit voltage (VOC) of solar cells can be evaluated by measuring the intensity of the electroluminescence (EL) and obtaining the external radiative efficiency (ηext).We fabricated InGaAs rear-hetero junction solar cells and realized high VOC and ηext of VOC = 0.428 V, ηext = 8.73%. In this presentation, we will present about the fabrication and evaluation of aformentioned InGaAs solar cells and of InGaAsP solar cells.
