Prof. Akasaki started the research of GaN single crystal which is the material for Blue LED and achieved the following key technologies:
1. High quality GaN single crystal (1985)
2. Low resistant p-GaN (1989)
3. Resistant contralled n-GaN (1989)
Toyoda Gosei started Joint R&D with Prof. Akasaki in 1986 triggered by his lecture at Nagoya Chamber of Commerce and Industry, and realized the production of Blue LED in 1995.
