▲ [11p-N405-7] Extremely Efficient Photocurrent Generation in Carbon Nanotube Photodiodes

We have studied the photocurrent generation process in individual suspended CNT pn junctions. To optimize the photocurrent generation efficiency, we varied the strength of Coulomb interactions between the charge carriers. We used various dielectric environments and various CNT diameters to modify the Coulomb interactions. After optimizing dielectric environment and CNT diameter, we found that photocurrent quantum yield at room temperature can exceed 100% with an axial electric field of approximately 10 volts per micron. Our work elucidates the role of Coulomb interactions in nanotube-based optoelectronic devices, and will guide future efforts to build high-efficiency photodiodes.
