[23a-P10-12] Effect of ALD-Al₂O₃ film quality on electrical properties of Al₂O₃/AlGaN/GaN MIS structures

我々はALDプロセスにおいて、Al(CH₃)2H （DMAH）を用いることで，Al₂O₃中の炭素濃度低減可能であり，これまでに，SiやGaN MOS構造においてデバイスの界面準位密度（D_it）が改善されることを報告してきた。本研究では、ALDによるAl₂O₃成膜時の条件により、膜中炭素濃度がHAXPES測定のスペクトルに与える影響について評価し、膜中炭素濃度と膜中固定電荷と相関を明らかにした。
