[23a-P12-1] PL imaging of InGaP solar cells fabricated using hydride vapor phase epitaxy.

High-speed film formation technology using HVPE is being developed as a technology for manufacturing high-efficiency compound solar cells at low cost. When this is applied to a large wafer, it is necessary to evaluate the spatial uniformity such as whether or not the film can be uniformly formed on the large wafer. In this study, PL imaging measurement was performed as a method to evaluate the spatial non-uniformity in a large wafer for compound solar cells in a short time. We investigated the relationship between electroluminescence intensity and proceeded to elucidate the relationship between solar cell performance and PL intensity.
