In this study, High-efficiency InGaAs single-junction solar cells were fabricated, and the improvement of the open circuit voltage due to the suppress of the non-radiative recombination was evaluated by the electroluminescence (EL) measurement. Moreover, the mapping of the EL intensity, and the relationship between the external radiative efficiency and the open circuit voltage of various InGaAs single-junction solar cells were examined to improve the efficiency of InGaAs single-junction solar cells.
