4.2eV以上の超ワイドバンドギャップをもつp型 α-(Ir,Ga)₂O₃は、10¹⁸～10¹⁹/cm³台の正孔密度を示し、また全く同じ結晶構造をもつα-Ga₂O₃ (5.3～5.6 eV)とのpn接合において100V以上の逆方向耐圧を示します。本講演では、超ワイドバンドギャップn型半導体との接合において重要な超ワイドバンドギャップp型酸化物の作製手法と基礎物性の魅力についてお話致します。
