Feasibility study on application of an InGaP solar cell to a radiation dosimeter in a harsh radiation environment such as inside of a nuclear reactor is being performed. One of typical radiation in a nuclear reactor is alpha-ray. However, radiation degradation of a solar cell against alpha-ray has not yet well studied. Therefore, we are currently investigating alpha-ray degradation of an InGaP solar cell. We irradiated the cell with a variety of energies of alpha-ray, and compared the cell degradation trend with those by electrons and protons. Displacement damage dose (DDD) method was applied to the analysis, and we succeeded to express the degradation with a sigle curve as a function of DDD.
