▲ [17a-Z35-9] Efficiency Compensation from Intraband Transitions of Opposite Carrier in a Quantum Dot-in-well Intermediate Band Solar Cell
Keywords:intermediate-band solar cell, intraband excitation
Intermediate band solar cell (IBSC) is explored as a promising concept to double the limited power conversion efficiency of conventional p-n junction solar cells. Various structures are, to date, employed to improve IBSC performance further. Recently, we've developed an Al0.7Ga0.3As p-i-n IBSC with InAs quantum dot-in-well (DWELL) design. An efficient electron intraband transition process fulfilled owing to highly separated confined carriers. In this report, we spectrally investigated the wavelength-dependence performance of DWELL IBSC, and performance degradation is observed in the certain detection region with bias lights. We've proposed that efficiency compensation can occur if intraband transitions of opposite charges are activated simultaneously.
