We investigate the frequency characteristics and voltage dependence of tunnel magnetocapacitance (TMC) in magnetic tunnel junctions (MTJs) with MgAl2O4 barriers. As a result, we have successfully observed a maximum TMC value of 426%, which is the largest TMC ever reported MTJs at room temperature. The frequency and voltage characteristics of TMC provide an excellent fit with extended Debye-Frölich model. Our results will open up a new pathway for fundamental spintronics and its application.
