Resonant tunneling diode (RTD) oscillator is a semiconductor device that can achieve fundamental oscillation up to terahertz frequencies at room temperature, which is suitable for real world applications. Recently we found RTDs show mode-locked oscillation by self-injection. In this presentation, we report on the control of the oscillation frequencies fn = fCEO + nfrep (fCEO: offset frequency, frep: inter-mode frequency, n = 0, 1, ...) by bias voltage modulation.
