We investigated shell thickness dependence on the optical properties of green-emitting InP/ZnSe/ZnS quantum dots by PLE and PL measurements. Radiative and nonradiative lifetimes were analyzed from temperature dependence of PL intensities and lifetimes. It was revealed that the sample with a thick shell was less influenced by nonradiative recombinations. This result supports our assumption that the decreased internal quantum efficiency of InP quantum dots is mainly attributed to the nonradiative recombinations at surface defects.
