[22p-F408-2] Defect reduction in liquid-phase-crystallized silicon films by atomic hydrogen treatment

溶融結晶化Siの膜質向上のためにCat-CVD装置による水素処理での欠陥終端を行った。水素処理時の基板温度300 ℃から400 ℃、処理時間30 minから40 min付近で少数キャリア寿命の向上が顕著に観測された。この温度帯と処理時間付近で膜深部への水素拡散が十分に促進され、かつ、水素脱離も起きにくいためと考えられる。
