To improve the efficiency of multi-junction solar cells, InGaAsP sub-cells were fabricated and evaluated. The thickness of the absorber layer of InGaAsP rear-hetero junction solar cells were examined and the EQE was increased when the absorber layer thickness was increased in the longer wavelength region. On the other hand, there is no big difference of EQE in the shorter wavelength region, so we concluded that enough high diffusion length was realized in the range of thickness we examined.
