Research for operating terahertz quantum cascade lasers at room-temperature has been increasingly competitive around the world. Among fundamental techniques, impurity-doping necessary for carrier injection has not adequately been reported in previous work. This study, therefore, aims to investigate doping schemes comprehensively. Based on a two-well resonant-phonon device structure, the influence of doping schemes (amount, position, and distribution) is investigated theoretically and experimentally.
