In bottom-gate-bottom-contact TFTs, the gate-dielectric film may have a large influence on carrier injection due to device configuration. In this study, we fabricated a printed single-crystal TFT and investigated the effect of dielectric material on contact resistance. The results showed that TFTs with highly lyophobic Cytop dielectrics exhibited good device mobility two to three times higher than those with Parylene dielectrics. In addition, contact resistance in Cytop TFT was one order of magnitude lower than Parylene TFT.
