GaNパワーデバイスでは、イオン注入や高温アニールにより窒素空孔が発生し，表面欠陥の増大などが問題となっている。本研究ではGaN中のN原子に着目して、GaN最表面の原子構造についてSPring-8の高分解能阻止電場型電子エネルギー分析装置により光電子ホログラフィー測定を行った。
