Aluminum (Al)/carbon composites are considered to be promising thermal management materials in the application field of electronic packaging. In this work, Al/graphite and Al/carbon fibers (CFs) composites were prepared by spark plasma sintering (SPS) and hot extrusion processes. Small amounts of Al-Si alloy and Ni-coating of CFs were applied to improve the interfacial bonding between Al matrix and carbon in the composites. The microstructure, thermal conductivity (TC), and coefficient of thermal expansion (CTE) of the SPSed and hot-extruded composites were systematically investigated. The results showed that hot extrusion led to deformation of graphite and aligned graphite and CFs along the extrusion direction. Al-Si alloy addition and Ni-coating can effectively enhance the Al/carbon interfacial bonding, thus decreasing the interfacial thermal resistance. In comparison with the SPSed composites, the hot-extruded composites exhibited higher TC and lower CTE.
