We successfully demonstrated local cathodoluminescence (CL) nano-spectroscopy of monolayer (ML)-MoS2, taking advantage of luminescence enhancement by neighboring h-BN layer. Chemical Vapor Deposition (CVD)-grown ML-MoS2 islands and h-BN nanosheets are transferred onto Si substrates using wet sheet transfer technique. The transferred h-BN nanosheet / MoS2 island / Si substrate exhibited detectable CL emission of MoS2 A-exciton peaks, Ex(A) and Ex(A’), and unprecedented emission peak at 2.9 eV which is explained by quasi-particle (QP) bandgap. MoS2 CL signal enhancement is explained both by conventional exciton injection from h-BN nanosheet and by a new mechanism, the photo-excitation, especially when exciton injection is inhibited by interface PMMA layer.
