[M-6-02] Near-infrared Photoresponsivity of Polycrystalline InGaAs Films for Flexible Multi-junction Solar Cells

We achieved the crystal growth of a large grained InGaAs film (> 100 μm) on glass and plastic film using a Ge seed layer formed by Al-induced layer exchange. The resulting InGaAs layer exhibited the near-infrared photoresponsivity. These values are the largest among the InGaAs films directly grown on insulators.
