[SO-PS-08-06] Realization of Multifunctional Logic Circuits in van der Waals Heterostructures

van der Waals heterostructures integrated by two-dimensional (2D) material exhibit potential for design multifunctional electronics. In this work, we demonstrated a simple strategy to realize multifunctional electronics in a single device composed by tin disulfide (SnS2) and molybdenum ditelluride (MoTe2). Via a rapid thermal annealing treatment in the dry air/vacuum environment, the carrier type in MoTe2 would change to p/n-type, and the MoTe2/SnS2 heterostructure device showed three distinct transfer behaviors, including unipolar, ambipolar, anti-ambipolar. Based on different characteristics, various logic circuits were designed, such as the binary-states inverter, ternary-states inverter, and p-n diode.
