[16p-Z10-6] Wavelength tuning operation for hybrid integration lasers with optical coupling structure between InP-based gain region and Si waveguide by multistep taper-type coupler

The III-V/Si hybrid integration technologies is very attractive for the realization of a new-generation photonic integrated circuit. In previous work, we have realized the hybrid laser with the InP-based gain region connected to the Si waveguide by double taper-type coupler structure, and confirmed Fabry-Perot oscillation from facets on Si waveguides. In this work, we present the hybrid laser which has the triple taper-type coupler structure with the p-electrode formed to the tip of the taper, and demonstrate the wavelength tuning and SOA integrated operation.
