In this study, we evaluate the dynamic characteristics of MOSFETs with excellent switching properties induced by strain, by simulations. We adopt an armchair graphene nanoribbon (AGNR) as the model of simulations and the Schrödinger equation extended to an open system as the calculation technique. In this presentation, we report the properties of the strain dependence of dynamic characteristics of AGNR and the analytical results of time evolution of electric states in the channel region.
