前回、我々はSi(100)基板をAr/4%H₂雰囲気中で熱処理することでSi基板表面の原子レベル平坦化を行い、平坦化のメカニズムとMISダイオードの電気特性に関して報告した。今回、Si基板表面原子レベル平坦化によるn-MISFETのデバイス特性への影響に関する検討を行ったので報告する。
