SiCバイポーラデバイスにおいて基底面転位の拡張とそれに伴うショックレー型積層欠陥の発生は順方向特性劣化をもたらすと言われている。トレンチ型デバイスではMOSの界面は(11-20)面が含まれており、酸化膜/(11-20)界面近傍における転位の解析はトレンチ型デバイスの信頼性を向上する上で重要である。本研究では(11-20)の4H-SiCにおいて電子線誘起電流法、カソードルミネッセンス測定を行い、転位の評価を行った。
