We have examined high-performance photoconductive antennas (PCAs) excited by 1.5 μm laser pulses to realize inexpensive THz systems. We produced two types of InGaAs photoconductive layers: the high-temperature-grown layer with high-crystallinity and high-resistivity, and the low-temperature-grown layer with low-crystallinity and high-resistivity. We confirmed that the optimization guideline of the physical properties for photoconductive layers excited by 800 nm, which was previously reported, could apply to the InGaAs photoconductive layers excited by 1.5 μm by evaluation of the PCAs using the respective layers.
