GaN HEMTは高周波パワーデバイスとして期待されており、ミリ波帯(30~300 GHz)で動作する高出力アンプ実現に向けた研究が行われている。本報告では、GaN自立基板とSiC基板を比較したInAlN/AlN/GaN HEMTデバイス特性の結果について述べる。
