[6a-PA3-2] A Multi-element Array of Resonant-Tunneling-Diode Terahertz Oscillator with Dipole Array Antenna

We fabricated a multi-element array of resonant-tunneling-diode terahertz oscillator integrated with dipole array antenna to obtain output power. A simultaneous operation of array elements was achieved by uniform voltage drop with improved wiring arrangement and reduced resistance due to thick electrode and short wire distance. The output power increased with array number, and a high output power of 0.73 mW was achieved at 1 THz with an 89-element array.
