[6p-PA7-2] Influence of N-related point defects on lattice constants in GaPN by First Principles Calculation

GaP系III-V-N混晶における窒素組成の増加に伴う点欠陥の影響を理解することを目的とし、密度汎関数法による第一原理計算を用いてGaPN中の窒素に起因する点欠陥が格子定数に及ぼす影響を検討した。GaPに対するGaPNの格子不整合率の窒素組成依存性を求めた結果、V族サイトにN-Nが置換されることで、格子定数はVegard則を大きく外れ、窒素組成の増加による格子定数への影響がでないことが予測された。
