[7p-PB7-47] Understanding of the perimeter damage effects for perpendicular 20-nm magnetic tunnel junction using micromagnetic simulation

We investigated the effects of perimeter damage on the energy barrier (Δ) for a perpendicular 20 nm-MTJ using micromagnetic simulation based on the string method. The Δ is changed in response to the coercivity (Hc). The Δ decreases greatly when only the anisotropy field reduced, whereas the Δ showed little change when only the saturation magnetic field decreased. This might be corresponds to the observed Hc reduction in the real MTJ of less than 20 nm.
