Recently, terahertz sources based on intracavity difference-frequency generation (DFG) in dual-wavelength mid-infrared quantum cascade lasers (QCLs) have been demonstrated. In this talk, we demonstrate room temperature continuous-wave operation of a 2.8 THz QCL source based on intra-cavity DFG, in which a very low threshold current density of 1.2 kA/cm2 has been obtained.
