[18a-232-6] Temperature dependence of temporal behavior of two-color lasing by pulsed current injection into a GaAs/AlGaAs coupled multilayer cavity

A vertical cavity surface emitting laser (VCSEL) as a terahertz wave source was developed. The device has two cavities and three distributed Bragg reflectors (DBRs). This simple and compact device emits two-color laser lights by current injection into the quantum wells in the cavity at room temperature. Then, terahertz wave is generated by DFG scheme in the cavity of the device. In this study, we investigated the temperature dependence of the time resolved spectra of two-color laser oscillation using a streak camera.
