[18p-232-3] Wavelength Calculation of Quantum Cascade Laser using non-equilibrium green's function

The quantum cascade laser QCL is a semiconductor laser capable of obtaining light from the infrared region to the THz region. Since the wavelength and efficiency of the laser are determined by the film composition and the film thickness forming the quantum well, the design of the film structure is important. A simulator incorporating a non-equilibrium green function NEGF was introduced and the temperature dependence of wavelength was evaluated. As a result, the oscillation wavelength became longer wavelength as the temperature increased. These tendencies agreed well with the results reported in the paper.
