[17a-B203-4] 10-GHz class high-speed photodetector with black phosphorus

Detection sensitivity and bandwidth were evaluated by coupling an optical short pulse into the thin black phosphorus sheet prepared by exfoliation method. As a result, we demonstrated high-speed optical detection operation at 10-GHz class response.
