For Si optical switches based on free-carrier palsma dispersion effect, the coexisting free-carrier absorption unavoidably results in significant power imbalance between the two arms of Mach-Zehnder interferometer (MZI), leading to deteriorated crosstalk. In this work, we have presented a MZI optical switch with InGaAsP/Si hybrid metal-oxide-semiconductor (MOS) optical phase shifter. Owing to the efficient phase modulation and low optical absorption in InGaAsP, as well as the small leakage current of the hybrid MOS structure, optical switching with crosstalk as small as -28.6 dBm and power consumption below 1.3 nW was successfully demonstrated.
