[20a-P9-4] Improvement in the passivation quality of micro-textured c-Si surfaces by Cat-CVD SiN_x films

1-2 µmの微細なテクスチャー構造を持つ結晶Si表面に対するRCA洗浄工程の改良による、Cat-CVD SiN_​x膜のパッシベーション能力の改善を試みた。RCA洗浄を複数回行ったテクスチャー結晶Si上に、屈折率~2.0、膜厚~100 nmのSiN_x膜をCat-CVDで堆積し、窒素雰囲気350 °Cでのポストアニールを行うことで、2.8 msを超える実効少数キャリア寿命を得た。
