[20p-C202-4] Fabrication of self-passivated ultra-thin SnS layer by post-oxidation

SnS monolayer, one of the group-IV monochalcogenides (MXs), has emerged as a promising candidate for high-performance piezoelectric material. However, there is no report on exfoliation or growth of monolayer SnS, which is probably owing to a strong interlayer bonding with a large ionic polarization. We have revealed that the SnS thin layer, fabricated by Au-mediated exfoliation, has SnOx layer due to the surface oxidation, which works as a passivation layer to preserve the crystalline quality of SnS underlayer. In this work, layer-by-layer thinning of self-passivated SnS layer has been studied with using post-oxidation and physical etching.
