本研究では、非晶質IGZOヘテロ接合TFTにおけるチャネル膜厚がキャリア輸送特性・トランジスタ特性に及ぼす影響についてデバイスシミュレーションを用いて調査した。その結果、ヘテロ接合チャネルにおける下層膜厚はIGZO/ゲート絶縁膜界面の伝導帯下端のエネルギーに大きく影響し、トランジスタ特性の電界効果移動度に大きな影響を及ぼす事を明らかにした。
