[11a-W321-1] Expansion of absorption wavelength range of infrared solar cell by introducing quantum dots

By introducing quantum dots into a multi-junction solar cell, it is expected that the absorption wavelength range in a solar spectrum can be lengthened. We introduced the 20 pairs of quantum dots into an InGaAs solar cell grown on InP by MBE, in order to increase the absorption wavelength range up to 1800 nm and improve the conversion efficiency. From the results of photoluminescence measurements and EQE measurements of the fabricated QD solar cells, it was confimed that the absorption efficiency in 1600-1800nm wavelength range was improved.
