We have paid special attentions on BaSi2 which is expected as one of the promissing materials of novel thin-film solar cells. In a hetero structure of Si and this material, we acieved a maximum convertion efficiency among silicide system. Furthermore, in our laboratory, we have succeded in solar cells operations in BaSi2 homo structures lately. In present study, to attain further improvement of convertion efficiency, we focus on deffects inside BaSi2, which is one of the most important factor from the view point of application.
