We propose a double-transverse-coupled-cavity (DTCC) vertical-cavity surface-emitting laser (VCSEL) for ultrahigh speed modulations. External optical feedback (OFB) is treated as time delay of slow light in the transverse coupled cavities. Modulation bandwidth enhancement is achieved up to a record bandwidth of 100 GHz. The large signal modulation of the DTCC VCSEL is also investigated, showing clear eye opening beyond 100Gbps and frequency chirp reduction by a factor more than two; thanks to photon-photon resonance (PPR). We also present the modeling of high speed modulation of single transverse-coupled cavity (STCC) VCSELs for comparison.
