Alloy scattering produces not only low thermal conductivities, but also a consequence of increasing the rate of long mean free path phonons because the frequency dependence of scattering rate is Rayleigh like. SiGe alloys and their nanostructure have attracted much attention for thermoelectric and nanoelectronics application. However, the precise mechanism of thermal transport in their nanostructure has eluded from investigated. Even in the simple nanowire structures, the ballistic length of phonon is inconclusive among previous work. In our presentation, we report the length dependence of thermal conductivity at different room temperature and Ge compositon.
