In this work, we report the large enhancement of second-harmonic generation (SHG) efficiency in ultrahigh-Q SiC photonic crystal (PC) nanocavities. The largely enhanced SHG efficiency of 7700%/W is achieved experimentally in the SiC PC nanocavity with an ultrahigh-Q factor of 8.6×105. The SHG efficiency is a largest value among the photonic nanocavities. Furthermore, it is shown that the efficiencies increase with the square of Q factor, which means high Q factor is important for efficient nonlinear optical effects. We believe that our results lead to applications such as quantum information and integrated visible light source.
