Previously, we reported a novel RTD oscillator structure that can be fabricated using a simple fabrication process. The oscillation frequency was low due to the large RTD area. In this study, we successfully fabricated RTD THz oscillators with higher oscillation frequencies based on the novel structured. Oscillation frequency and output power also were measured. The measurement results agree well with theoretical calculations. By reducing the RTD area, we were able to increase the oscillation frequency up to 673 GHz.
